Abstract
Description

Claims (26)
- 반도체 웨이퍼 어셈블리로서,
상기 반도체 웨이퍼 어셈블리는,
집적 회로를 포함하고, 산화물층을 포함하는 제1면을 갖는 제1 웨이퍼;
제1면과 제2면을 갖는 제2 웨이퍼로서, 상기 제2 웨이퍼의 제1면은 제1 반도체 웨이퍼의 산화물층에 본딩되는 산화물층을 포함하고, 상기 제1 웨이퍼 및 제2 웨이퍼는 캐비티를 정의하는 것인, 제2 웨이퍼;
상기 제1 웨이퍼에 기계적으로 및 전기적으로 연결되는 캐비티 내의 반도체 다이; 및
집적 회로를 포함하고, 상기 제2 웨이퍼의 제2면에 본딩되는 제1면을 가짐으로써, 캐비티 내에 반도체 다이를 캡슐화하는(encapsulating) 제3 웨이퍼;를 포함하는, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 반도체 다이는 범프 본드(bump bond), 와이어 상호 접속부(wire interconnection), 초음파 본드(ultrasonic bond), 및 산화물 본드(oxide bond) 중 적어도 하나에 의해 제1 웨이퍼에 기계적으로 및 전기적으로 연결되는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 캐비티는 기밀하게 밀봉되어 반도체 다이를 캡슐화하는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제3 웨이퍼의 집적 회로는 제1 웨이퍼 및 제2 웨이퍼에 전기적으로 연결되고, 제3 웨이퍼의 제1면 부근에 있는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제1 웨이퍼의 집적 회로는 제2 웨이퍼 및 제3 웨이퍼에 전기적으로 연결되고, 제1 웨이퍼의 제1면 부근에 있는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 웨이퍼 어셈블리는 하나 이상의 적층된 집적 회로를 제조하도록 구성되고, 이들 각각은 웨이퍼 어셈블리가 절단될 때 하나 이상의 캡슐화된 반도체 다이를 포함하는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,

상기 제1 웨이퍼, 제2 웨이퍼, 및 제3 웨이퍼 중 하나 이상과 반도체 다이 사이에 하나 이상의 열 계면(thermal interface)을 더 포함하는, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제2 웨이퍼 및 제3 웨이퍼는 캐비티로부터 열 차단을 제공하는 에어 갭(air gap)을 정의하도록 범프 본딩되는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제1 웨이퍼의 집적 회로는 제1면 부근이고, 상기 제1 웨이퍼는 제1 웨이퍼를 통해 집적 회로까지 전기적 경로를 포함하는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제2 웨이퍼의 제2면 및 제3 웨이퍼의 제1면은 각각 산화물층을 포함하고,
상기 제2 웨이퍼 및 제3 웨이퍼는 각각의 산화물층에서 함께 산화물 본딩되는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제1 웨이퍼, 제2 웨이퍼 및 제3 웨이퍼 중 하나 이상은 웨이퍼 어셈블리의 외측으로부터 캐비티로의 도관을 정의하는 것인, 반도체 웨이퍼 어셈블리.
- 제12항에 있어서,
상기 도관 및 캐비티는 열 전도성 재료로 적어도 부분적으로 충전되는 것인, 반도체 웨이퍼 어셈블리.
- 제12항에 있어서,
상기 도관 및 캐비티는 배기 및 밀봉하여 진공 패키지를 제공하는 것인, 반도체 웨이퍼 어셈블리.
- 제12항에 있어서,
상기 도관 및 캐비티는 밀봉 전에 액체 또는 기체로 배기 및 재충전되는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 제2 웨이퍼는 제1 웨이퍼 및 제3 웨이퍼의 집적 회로에 상호 접속되는 활성 집적 회로를 포함하는 것인, 반도체 웨이퍼 어셈블리.
- 제1항에 있어서,
상기 반도체 다이는 제1 웨이퍼 및 제3 웨이퍼 중 적어도 하나에 산화물 본딩되는 적어도 하나의 산화물층을 더 포함하는 것인, 반도체 웨이퍼 어셈블리.
- 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법으로서,
상기 방법은,
산화물 본딩된 반도체 웨이퍼 스택으로 캐비티를 에칭하는 단계;
상기 캐비티 내에 반도체 다이를 배치시키는 단계;
상기 웨이퍼 스택에 반도체 다이를 기계적으로 및 전기적으로 실장하는 단계; 및
상기 웨이퍼 스택에 리드 웨이퍼(lid wafer)를 본딩함으로써 캐비티 내에 반도체 다이를 캡슐화하는 단계;를 포함하는 것인, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
- 제18항에 있어서,
상기 반도체 다이를 기계적으로 및 전기적으로 실장하는 단계는 범프 본딩, 와이어 상호 접속, 초음파 본딩, 및 산화물 본딩으로부터 선택된 공정을 포함하는 것인, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
- 제18항에 있어서,
상기 웨이퍼 스택에 리드 웨이퍼를 본딩하는 단계는,
상기 웨이퍼 스택의 제1면에 산화물층을 생성하는 단계;
상기 리드 웨이퍼의 제1면 상에 산화물층을 생성하는 단계; 및
상기 리드 웨이퍼의 제1면의 산화물층에 상기 웨이퍼 스택의 제1면의 산화물층을 본딩하여, 웨이퍼 어셈블리를 생성하고, 캐비티 주변에 기밀한 밀봉을 형성하는 단계;를 더 포함하는 것인, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
- 제18항에 있어서,
상기 캐비티에 리드 웨이퍼를 통해 웨이퍼 어셈블리의 외측으로부터 도관을 형성하는 단계를 더 포함하는, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
- 제21항에 있어서,
상기 도관 또는 도관과 캐비티의 적어도 일부를 충전하도록 충분한 양의 열 재료(thermal material)를 도관으로 전달하는 단계를 더 포함하는, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
- 제18항에 있어서,
상기 반도체 다이 상에 열 재료층을 형성하는 단계를 더 포함하는, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
- 제18항에 있어서,
하나 이상의 반도체 칩을 제조하기 위해 웨이퍼 어셈블리를 절단하는 단계를 더 포함하고, 각각의 반도체 칩은 하나 이상의 캡슐화된 반도체 다이를 포함하는 것인, 다이를 반도체 웨이퍼 어셈블리로 캡슐화하는 방법.
